Loading Machine
The loading machine (EFM) consists of paddle, holder with drive unit and soft landing
system (SLS). The loading machine moves horizontally and vertically. The SLS
handles the vertical movement.
The loading machine moves the paddle into the process tube of the horizontal furnace
after the tube door has opened. The SLS deposits the process boat with the wafers,
then the loading machine is retracted. The tube door is closed pneumatically. The
selected recipe is started and processed.
After processing, the tube door opens, the paddle moves into the process tube and
picks up the process boat with the processed wafers.
Depending on process and temperature, paddles made of quartz or silicon carbide are
used.
The CESAR control computer controls the drives of the loading machine.
Due to specific technological reasons, the opening and closing movements of the tube
closure and the movements of the loading machine are synchronized. The loading
machine may never move towards the process tube during a running process. For
processes without vacuum, this movement would trigger an opening of the tube
closure. The process sequence would be interrupted. For processes with vacuum, the
paddle would collide with the tube closure and would be damaged.

Process Boat
The process boat is used as mechanical carrier for the wafers during thermochemical
processing. Depending on temperature and type of process, the process boat is made
of quartz, silicon carbide, metal or ceramics.

Laminar Flow Box
The laminar flow box (option) is used to maintain cleanroom conditions in the loading
box. Filters are used to hold back particles < 0,3 µm resp. quartz dust particles of 1 µm.
The flow rate is continuously adjustable. The filter contamination level is electronically
monitored.
